Uni-directionally blue emitting spiral-shaped micropillar laser diode

Abstract

We demonstrate uui-directional emission near 400 nm from lasing InGaN/InGaN multiple quantum-well (MQW) spiral micropiliars. Reduction of the lasing threshold (to current densities as low as 4.6 kA/cm 2 when current-injected) and enhancement of uni-directionality occurs when the microcavity is selectively optically or electrically pumped near its boundary.
