Abstract

The temperature dependence and single-mode tuning behavior of second-harmonic generation (SHG) in quantum cascade (QC) lasers with active regions were discussed. The SHG was demonstrated up to 250 K heat sink temperature as well as tunable single-mode emission around 7.0 and 3.5 μm. Single mode and tunable SHG was found to be measured from single-mode QC distributed feedback lasers operating at the fundamental pumps. It was observed that the thermal tuning results in a tuning rate for the SHG emission of ∼0.2 nm/K for temperature above ∼100 K.
