Abstract
Recently we have reported on novel surface emitting laser diodes. The crucial feature of this type of laser diode is the utilization of a surface mode emission (SME) technique, which is based on the coupling of the laser light propagating in the active region to a surface mode on top of the laser diode. By this we have achieved surface emission from conventional, horizontal cavity GaAs/AlGaAs laser diodes with a beam divergence of 0.2°. Now we have found that the SME technique has a high potential for the realization of a single mode laser diode. The SME laser diodes have a very simple fabrication and allow the use of the well-established technique of the conventional striped laser. No regrowth is required. In addition the SME laser provides a surface emission with a free adjustment of the emission angle.
