Long-wavelength (λ ≈ 14 m) Quantum Cascade lasers with low threshold and high characteristic temperature (∼ 300 K)

Abstract

We demonstrate a high-performance Quantum Cascade laser at ∼ 14 μm wavelength. It shows a low threshold current density of 2.1 kA/cm2 at 300 K and high characteristic temperature of 309 K around room temperature.
