Abstract
A long wavelength (I≈11 μm) quantum cascade laser based on inter-miniband transitions in semiconductor superlattices is presented. The device operates continuous wave up to a temperature of 85 K with a maximum output power of 75 mW at 25 K, both record values for unipolar lasers of compatible wavelength.
