16mu{m} GaAs/AlGaAs Quantum Cascade Laser

In this work we report a new quantum cascade laser design at 16 mu{m} wavelength, with high Al concentration waveguides and strongly coupled upper laser states. The new design shows about 50% improvement in current density and at least 140 mW peak optical power.
